Q1. (a) For an n-channel MOSFET with Cox = 3.45 fF/µm2, L = 1.0 µm, W = 10 µm, Lov = 0.05 µm,
Csb0 = Cdb0 = 10 fF, V0 = 0.6 V, VSB = 1 V, and VDS = 2 V, calculate the following capacitances
when the transistor operating in saturation: C ov, Cgs, Cgd, Csb, and Cdb.
[Ans: Cov = 1.72 fF, Cgs = 24.7 fF, Cgd = 1.72 fF, Csb = 6.1 fF, and Cdb = 4.1 fF]

Q1. (b) Calculate fT for the n-channel MOSFET whose capacitances were found in Q1.(a). Assume
operation at 100 µA and 𝑘𝑛′ = 160 µA/V2.
[Ans: 3.4 GHz]

Q2. Find Cde, Cje, Cπ, Cµ, and fT for a BJT operating at a dc collector current IC = 1 mA and a CBJ
reverse bias of 2 V. The device has 𝜏𝐹 = 20 ps, 𝐶𝑗𝑒0 = 20 fF, 𝐶𝜇0 = 20 fF, 𝑉0𝑒 = 0.9 V, 𝑉0𝑐 =
0.5 V, and abrupt pn-junction. Assume, VT = 25 mV at room temperature.
[Ans: 0.8 pF, 40 fF, 0.84 pF, 8.94 fF, 7.499 GHz]

Q3. (a) Find the midband gain AM and the upper 3-dB frequency fH of a common source amplifier fed
with a signal source having an internal resistance R sig = 100 kΩ. The amplifier has RG = 4.7 MΩ,
RD = RL = 15 kΩ, gm = 1 mA/V, ro = 150 kΩ, Cgs = 1 pF, and Cgd = 0.4 pF. Also find the frequency
of the transmission zero.
[Ans: AM = - 7 V/V, fH = 382 kHz, fZ = 398 MHz]

Q3. (b) For the common source amplifier specified in Q3.(a), find the values of A M and fH that result
when the signal-source resistance is reduced to 10 kΩ.
[Ans: AM = - 7.12 V/V, fH = 3.7 MHz]

Q4. It is required to find the midband gain AM and the upper 3-dB frequency of the common-
emitter amplifier with IE = 1 mA, RB = (RB1 || RB2) = 100 kΩ, RC = 8 kΩ, Rsig = 5 kΩ, RL
= 5 kΩ, β0 = 100, VA = 100 V, Cµ = 1 pF, fT = 800 MHz, rπ = 50 Ω. Also determine the
frequency of the transmission zero.
[Ans: AM = -39 V/V, fH = 754 kHz, fZ = 6.37 GHz]
