Q1. (20 points) In the following circuit it is required that IREF = 200 µA and IQ = 100 µA. It is
given that M1 and M2 are matched, Kn3/Kn4 = 4, all transistors have VTN = 1 V, λ = 0, and RD =
20 KΩ.
a) (15 points) Find Kn4, Kn3, Kn2, and Kn1. Verify the states of the transistors.
b) (5 points) Find the range of RD such that all transistors are SAT.
Q2. (15 points) For the circuit below VTP = -0.8 V, Kp = 200 µA/V2.
a) (5 points) Find VS and VSD for λ= 0. Verify the state of the transistor.
b) (10 points) Find VS and VSD for λ= 0.02 V-1. Verify the state of the transistor.
Q3. (30 points) Design the common source amplifier shown below using an n-channel
MOSFET (enhancement or depletion type) with λ= 0. The quiscent values are to be IDQ = 6
mA, VGSQ = 2.8 V, and VDSQ = 10 V. The transconductance is gm = 2.2 mA/V. Let RL = 1 kΩ,
small signal AC voltage gain Av = -1, and small signal AC input impedance Rin = 100 kΩ. Find
R1, R2, RS, RD, Kn, and VTN. Verify the state of the transistor. CC1 and CC2 are very large, and vi
is a small-signal AC input.
Q4. (35 points) For the circuit below VTN = 0.8 V, kn’ = 100 µA/V2, W/L = 20, λ= 0.02 V-1, and
IQ = 5 mA. CC1 and CC2 are very large, and vi is a small-signal AC input.
a) Find the quiscent values of VGS, VDS, and ID. You may take λ= 0 in this part. Verify the
state of the transistor.
b) Find gm and ro using results of part “a”, and derive and determine the small-signal AC
voltage gain Av = vo/vi.
c) Derive and determine the small-signal AC output impedance Ro.
d) What is the small-signal AC voltage gain if vi has a source impedance of 10 kΩ?
e) What is the unloaded small-signal AC voltage gain of the amplifier?
