Homework #6

Due Date: November 24, 2014 (Monday)

ECE 3040 C Fall 2014
Microelectronic Circuits
School of Electrical and Computer Engineering
Georgia Institute of Technology
1. MOSFET: I-V Characteristic (10 points): The output
characteristic for an NMOS transistor (ID vs VDS for different
VGS) is given in the graph on the right. What are the values for
Kn W/L and VTN for this transistor?

2. MOSFET: Circuit Analysis (20 points): Find the current I in the circuit
on the right if VDD = 10 V and = 0. Both transistors have W/L = 10/1,
VTN = 0.75 V and Kn = 25 A/V2. Repeat your calculation for = 0.02
V-1.

3. MOSFET: PMOS Operating Regions (10 points):

Find the region of operation and the drain current in a PMOS transistor with W/L = 10/1,
VT = 0.75 V, Kp = 10 A/V2 for
(a) VGS = 1.1 V and VDS = 0.2 V
(b) VGS = 1.3 V and VDS = 0.2 V

4. MOSFET: Q-Point Analysis (20 points): Find the Qpoint for the transistor (a PMOS transistor) on the right.
Assume that VTP = 1 V, W/L = 1/1 and Kp = 25 A/V2.

5. Common-Source Amplifier (20 points): Calculate the Q-point

and the voltage gain vo/vi of the common-source amplifier shown
on the right. Assume RI = 1 k, R1 = R2 = 2.2 M, RS = 22
k, RD = 18 k, R3 = 470 k, Kp = 400 A/V2, VT = 1
V, = 0.02 V-1, VDD = 18 V.

6. Differential Amplifier (20 points): The differential

amplifier shown on the right has the following
parameters: VCC = VEE = 12 V, REE = 270 k, RC =
330 k and F = 100.
(a) Calculate the Q-point for the transistors in the
amplifier circuit.
(b) Calculate the differential mode gain, and the
differential mode input and output resistances
