Quick Take: Photomask Japan 2024 Review - the new $380M ASML equipment to make chips will become mainstay by 2028. The 30th Symposium on Photomask and NGL Mask Technology (Photomask Japan 2024) highlighted the industry's shift towards high-NA EUV lithography. A significant majority (80%) of industry experts surveyed by the eBeam Initiative believe high-NA EUV lithography will reach high-volume manufacturing by 2028. EUV stands for Extreme Ultraviolet, which refers to a type of light with a very short wavelength (13.5 nm). This light is used to "expose" the patterns on the silicon wafer. High-NA stands for High Numerical Aperture, which is a measure of how well a lens can focus light. In the paper "Intra-level mix and match lithography with electron beam lithography and i-line stepper combined with resolution enhancement for structures below the CD-limit," Fraunhofer ENAS, Technische Universität Chemnitz and micro resist technology GmbH authors (Christian Helke, Cansu Canpolat Schmidt, Georg Heldt, Sebastian Schermer, Steffen Hartmann, Anja Voigt, Danny Reuter) combine #EBL and #stepper #lithography on the same resist layer using negative tone resist ma-N 1402 (from micro resist technology GmbH), which is both UV and electron sensitive. Despite its unique capacity for three-dimensional fabrication with minimal feature sizes below 100 nm, achieving high throughput with Two-Photon Polymerization (TPP) remains a challenge, when compared to established direct laser writing systems. To unlock the full potential of TPP, we propose a novel approach: the integration of standard lithography techniques with multiphoton lithography.
